Why Advanced Packaging Is a Bottleneck for AI Chips

AI accelerators need more than logic dies: their compute silicon, HBM and package components must be integrated and tested together. That makes advanced packaging a potential production bottleneck.

Advanced packaging can limit how many AI accelerators reach customers because a finished chip may need to combine powerful compute dies with high-bandwidth memory (HBM) in one tightly connected package. That assembly requires its own materials, equipment, production steps and testing capacity. Even when logic dies are available, a shortage of qualified packaging throughput—or of compatible HBM and other package components—can hold shipments back.

What advanced packaging does for an AI chip

In a large AI accelerator, “packaging” is not just putting a finished chip into a protective enclosure. It is the manufacturing work that connects compute silicon to memory and other components so they can operate together. TSMC describes its CoWoS platform as integrating multiple system-on-chip (SoC) dies and HBM stacks for high-performance computing. Its 3DFabric services combine front-end and back-end technologies and include integration and testing support.

HBM, or high-bandwidth memory, places memory close to the processor and connects it through many parallel links. That arrangement supports the data movement demanded by AI workloads, but it also means the accelerator depends on more than a supply of leading-edge logic wafers. The compute dies, HBM stacks, interconnect structure, package materials, assembly steps and test capacity must all work together.

TSMC describes heterogeneous integration as involving packaging challenges and collaboration with substrate, memory and materials suppliers. A package can therefore be delayed even if its compute dies are ready: another required component may be unavailable, or the complete combination may not yet have enough qualified assembly and testing capacity.

Why packaging capacity can become the constraint

Every component must arrive in a compatible form

A complex accelerator package brings together parts made through different supply chains. Its design specifies how compute dies and HBM connect, and the chosen architecture determines which interconnects and materials are needed. A shortage in any necessary component can prevent a complete package from moving through production.

Packaging is a production flow of its own

Advanced integration requires specialized facilities and process steps beyond making logic dies. TSMC’s 3DFabric offering includes front-end and back-end technologies as well as integration and testing, underscoring that packaging is a manufacturing stage with its own throughput—not a final cosmetic task.

HBM and packaging capacity are linked

For an accelerator that integrates HBM, memory supply and package capacity are coupled. A producer needs enough compatible memory stacks and enough capacity to assemble and test them with the compute silicon. Having surplus in only one part of that chain does not automatically produce more complete accelerators.

That relationship appears in Epoch AI’s estimates for 2025: NVIDIA, Google, AMD and Amazon collectively consumed over 90% of global CoWoS packaging capacity and HBM supply by value, while accounting for about 12% of advanced logic die production. These are Epoch AI estimates, published in 2026—not an official industry census. They suggest that, for the four companies analyzed, CoWoS and HBM were much more concentrated supply inputs than advanced logic dies.

What CoWoS means—and what it does not

CoWoS is TSMC’s family of 2.5D packaging technologies for integrating SoCs and HBM; it is an important example of advanced packaging, not a synonym for the entire field. TSMC’s broader 3DFabric portfolio also includes InFO and SoIC, which are distinct approaches and should not be treated as automatic substitutes for CoWoS in every large AI accelerator.

InFO and SoIC Distinct technologies in TSMC’s 3DFabric portfolio. The cited materials do not establish that either replaces CoWoS for every large AI accelerator. (TSMC) Specific comparable production-status details are not stated in the cited materials.

The distinctions matter because “more advanced packaging” is not one interchangeable pool of capacity. Architecture, package size, interconnect density, components and manufacturing maturity all affect which process can serve a particular product.

How much larger packages are changing the challenge

Package scale is also increasing. In its 2025 annual report, TSMC said it had completed certification of a CoWoS solution for interposers 5.5 times mask/reticle size and that volume production would begin in 2026. That is a technical size and capability milestone, not a measure of industry output or proof that supply will meet demand.

At its 2026 technology symposium, TSMC described a 14-reticle-size CoWoS package capable of integrating approximately 10 large compute dies and 20 HBM stacks, with production slated for 2028. This is a company roadmap for a future capability, not current shipped capacity. Larger packages can support more compute and memory, while also making integration more demanding: more components and connections must be brought together within one functioning system.

What could ease the bottleneck—and what remains uncertain

TSMC’s 2025 annual report said it expected AI-related demand to remain robust entering 2026 and discussed continued development of CoWoS, InFO and SoIC. Its 2026 symposium roadmap points to a much larger CoWoS configuration planned for 2028. TrendForce’s September 2026 analysis discusses tight capacity, possible spillover to other suppliers and expects CoWoS-L to remain important through 2028. Those are dated company plans and an analyst forecast; they do not establish a date when supply will catch up with demand.

Nor is packaging always the only or permanent constraint. Depending on the product and period, limits can shift among HBM, substrates, front-end wafers, assembly and testing. A capacity expansion in one area may simply expose a shortage elsewhere in the chain. The most accurate description is that advanced packaging can be a major bottleneck for AI accelerators when the available, qualified end-to-end capacity cannot keep pace with demand—not that every AI chip is always blocked at the packaging stage.
