It is a tightly integrated line of deposition, coating, lithography, baking, developing, etching, doping, cleaning, planarization, measurement, testing and packaging tools. The front-end sequence is repeated for every device layer, sometimes up to 100 times, while contamination, overlay and process drift are controlled continuously. A complete chip can involve hundreds of process steps and take up to four months from design to mass production, according to ASML.
This guide maps the equipment a buyer must specify at each stage, explains the performance criteria that determine yield, and shows how to evaluate a tool beyond its purchase price.

How a semiconductor fab is organized
Manufacturing starts with a polished silicon wafer and ends with tested, packaged dies. Between those points, the fab builds structures layer by layer. A typical front-end loop is deposition, photoresist coating, exposure, baking and development, etch, implantation where required, resist strip and wafer cleaning, followed by metrology and inspection. The loop is repeated as new dielectric, semiconductor and metal layers are added.

A lithography tool may print an excellent image, but poor film uniformity upstream, particles introduced during cleaning, or an etch profile that changes across the wafer can still destroy yield. Measurement data must flow back into recipes and factory control so that drift is corrected before an entire lot is affected.

Cleanroom and facility reality
Contamination control is a production requirement, not a cosmetic feature. ASML describes ISO class 1 cleanroom conditions with no more than 10 particles between 100 and 200 nanometers per cubic meter and none larger than 200 nanometers in the cited cleanroom description. A buyer must plan the tool, wafer handling, chemical delivery, exhaust, vibration, temperature, humidity, power and chilled-water interfaces together.
Why repetition drives the investment
ASML says the complete chip-making sequence can be repeated up to 100 times. Every repetition consumes chemicals, gases, masks, cleanroom capacity and metrology time. A small defect or a few seconds of unplanned downtime can therefore affect many downstream layers. Throughput and uptime should be evaluated over a complete production schedule rather than by a single wafer-per-hour claim.

Wafer preparation and thermal treatment
Incoming wafers are cleaned and conditioned before patterning. Cleaning benches remove particles, organic residue and native contaminants; oxidation and diffusion furnaces or rapid-thermal systems set surface and material properties. Specify the wafer diameter and carrier format first, then define temperature range, within-wafer uniformity, ramp and cool-down behavior, atmosphere control and recipe repeatability. Chemical delivery and exhaust are part of the installation, because a thermal system cannot meet its specification if gas purity or abatement is unstable.
Thin-film deposition
Deposition builds the dielectric, semiconductor and metal films that become device structures and interconnects. Chemical vapor deposition is used for conformal films formed from gaseous precursors; physical vapor deposition places material through a physical source; atomic layer deposition builds highly controlled films cycle by cycle; epitaxy grows a crystalline layer; and electrochemical deposition adds selected metals. Compare thickness uniformity, conformality in narrow features, precursor compatibility, defectivity, throughput and consumable cost. The right tool is determined by the film and geometry, not by the deposition label alone.

Photoresist coating, baking and development
Track systems coat the wafer with photoresist, bake it, develop the exposed image and manage resist chemicals. Coating uniformity affects the exposure focus and the critical dimension printed later. Bake plates must provide repeatable thermal profiles, while developer control determines whether the intended openings are clean and consistent. Check support for the wafer size, resist chemistry, defect control, overlay requirements, solvent and chemical handling, and automation links to the exposure system. A coater-developer that cannot maintain stable film thickness will limit an otherwise capable scanner.
Lithography exposure
Exposure tools project a reticle pattern onto the resist. A step-and-scan system shrinks and focuses that pattern while a wafer stage positions each field. ASML identifies extreme ultraviolet (EUV) for the smallest and most critical layers and deep ultraviolet (DUV) for less-critical layers with larger features. Specify resolution, overlay, critical-dimension control, source power, throughput, uptime and reticle handling together. Resolution alone is not enough: overlay errors between successive layers can invalidate a design even when each individual image is sharp.
Etch
Etch transfers the resist image into the underlying film. Dry plasma or reactive-ion etch provides directional control for circuit features; atomic-layer etch can remove material in tightly controlled cycles; wet etch is used mainly for cleaning and selected removal. Buyers should define material stacks, required selectivity, anisotropy, sidewall profile, aspect ratio, within-wafer uniformity and chamber seasoning behavior. By-products and chamber condition matter because a process that starts in spec can drift as deposits accumulate. Separate the dry-pattern-transfer requirement from wet-clean requirements when writing the equipment specification.
Quick wins for a faster PC:
Clear out junk files and repair common Windows errorsFree Scan →Scan for outdated or missing drivers - takes under a minuteDriver Scan →Repair Windows errors before they cause bigger problemsFix Now →Ion implantation and activation
Ion implanters introduce dopants at controlled energies and doses to tune electrical properties. Subsequent furnace or rapid-thermal activation repairs implantation damage and places dopants into electrically useful sites. The specification should cover dose and energy range, beam uniformity, wafer handling, damage control, thermal budget and throughput. Activation temperature and time must fit the rest of the stack; excessive heat can move dopants or damage earlier layers. Automation and lot traceability are essential because a dose error may not be visible until electrical test.

Resist strip and wafer cleaning
Strip and clean tools remove photoresist, particles, residues and edge contamination between process steps. Plasma strip, wet clean, single-wafer clean, batch clean and bevel-clean modules each address different materials and contamination risks. Compare particle adders, chemical selectivity, wafer stress, water and chemical consumption, and uptime. Cleaning must remove residue without attacking the film that the next step needs. Bevel and backside cleaning deserve explicit specifications because contamination from the wafer edge or backside can migrate into chucks, stages and other modules.
Chemical-mechanical planarization
CMP flattens topography so the next lithography and deposition layers remain within focus and overlay budgets. A CMP system combines a polishing pad, slurry delivery, pressure control and endpoint sensing, followed by a post-CMP clean. Compare removal rate, within-wafer uniformity, dishing, erosion, endpoint control, slurry consumption and defectivity. High removal rate is not automatically beneficial if it increases dishing or consumes excessive slurry. Post-CMP cleaning is part of the process window because particles left after polishing can create defects on later layers.
Metrology and inspection
Inspection finds defects; metrology measures dimensions, films and process drift. Optical inspection is fast for many defect classes, while e-beam inspection can provide higher sensitivity on selected structures at lower sampling throughput. CD-SEM measures critical dimensions, overlay tools measure layer-to-layer alignment, and film-thickness and mass-metrology tools track material deposition. Specify sensitivity, sampling plan, throughput, measurement uncertainty, recipe flexibility and data integration. The tool must feed actionable information back to process equipment and factory control; an instrument that produces data too slowly to stop a drifting lot is not equivalent to one that closes the control loop.
Wafer sort, dicing and packaging
After front-end fabrication, wafers are electrically probed and individual dies are separated. Dicing may use a saw or laser, followed by die attach, wire bonding or flip-chip assembly and molding. Testers and probers determine whether each die meets electrical requirements, while package selection affects thermal performance, mechanical reliability and system integration. Specify test coverage, contact precision, package type, die handling, yield, throughput and total cost. Packaging equipment is often purchased as a line, so compatibility between tester output, dicing, pick-and-place, attach, interconnect and molding is as important as each machine’s standalone specification.

Which suppliers cover the major tool categories?
ASML
ASML is the specialist supplier associated with lithography, the pattern-printing step. Its documentation distinguishes EUV for the smallest, most critical layers from DUV for larger or less-critical features. It also describes metrology and inspection feedback as part of the production loop. When evaluating a lithography purchase, assess the scanner together with reticles, track integration, wafer stages, service infrastructure and the metrology needed to hold overlay and critical dimensions.
Applied Materials
Applied Materials documents a broad portfolio spanning materials deposition, CMP, etch, pattern shaping, photomask, ion implantation, thermal processing, materials analysis and patterning control. A broad portfolio can simplify integration across modules, but it does not remove the need to qualify each process on the intended materials and device architecture. Compare tool performance, recipe portability, consumables, service coverage and data interfaces for the exact node and layer set.
Lam Research
Lam Research documents tools for thin-film deposition, plasma etch, photoresist strip, wafer cleaning and high-precision mass metrology. These categories sit directly in the repeating process loop, so buyers should examine chamber matching, preventive-maintenance intervals, chemical and gas consumption, particle performance and compatibility with the fab’s automation and control system.
How to write a purchase specification
- Define the manufacturing scope. State wafer diameter, device type, process node, materials, layer count and whether the tool supports development, pilot or high-volume production.
- Set measurable process targets. Include resolution or film control, within-wafer and wafer-to-wafer uniformity, overlay, defectivity, critical-dimension capability, throughput, uptime and allowable process window.
- Document facility interfaces. List gases, chemicals, exhaust and abatement, electrical load, chilled water, compressed air, vibration limits, floor loading, footprint and cleanroom classification.
- Specify automation and data. Require factory-automation interfaces, recipe version control, lot and wafer traceability, alarm histories, remote diagnostics and compatibility with metrology feedback.
- Model ownership cost. Include installation, qualification, preventive maintenance, spare parts, service response, consumables, slurry or chemical use, chamber refurbishment, utilities and expected tool availability.
- Define acceptance tests. Agree in advance on wafers, recipes, sampling, measurement methods, yield targets, reliability criteria and the remedy if the tool misses them.
Facility, automation and contamination checks
A machine quote is incomplete without its support systems. Chemical and gas delivery must maintain the purity and flow stability required by the recipe. Exhaust and abatement must handle the process by-products without changing chamber pressure or exposing workers. Power quality, chilled water and temperature control affect repeatability. Vibration and floor loading matter particularly for lithography stages and sensitive metrology.

Material handling should be planned around the fab’s wafer carriers and factory-control architecture. Require recipe and parameter traceability from the first qualification wafer through production. Link inspection and metrology results to the lot, wafer, chamber and recipe revision so engineers can identify whether a defect is systemic, chamber-specific or lot-specific.
Qualification, ramp and acceptance
Qualify a tool in stages rather than treating installation as acceptance. First verify utilities, safety functions, wafer handling and automation. Next establish baseline process capability with monitor wafers, then run representative product wafers across chambers, recipes and expected maintenance states. Measure uniformity, defectivity, critical dimensions, overlay, film properties or electrical results as appropriate to the tool.
Include chamber matching and maintenance recovery in the qualification plan. A tool that meets targets only immediately after a clean may not be production-ready. Confirm that recipes can be restored, data can be traced, spare parts are available and service personnel can respond within the fab’s required window. Volume purchase should follow demonstrated yield, reliability and process-window performance, not a brochure specification alone.

- Choosing by headline throughput. A nominal wafer-per-hour number can hide recipe changes, setup time, rework, cleaning cycles and downtime. Use schedule-level available capacity.
- Specifying a tool in isolation. Check compatibility with upstream films, downstream etch or clean steps, carrier standards, reticles, metrology and factory automation.
- Ignoring contamination transfer. Require particle, backside and bevel controls and examine how maintenance exposes chambers and wafer paths.
- Underestimating consumables. Slurry, gases, precursors, resist, developer, filters and chamber parts can dominate operating cost over the tool’s life.
- Leaving data integration until later. Without traceability and feedback, metrology cannot stabilize the process or identify drift quickly.
- Accepting a narrow process window. Test reasonable variation in materials, wafer history and maintenance state before approving the tool.
- Forgetting the package and test flow. A high-yield wafer can still become an expensive product failure if dicing, assembly or electrical test lacks the needed precision and coverage.
What the total cost of ownership includes
Capital price is only one line in a fab equipment decision. Total cost includes installation and facility upgrades, qualification wafers, utilities, chemicals and gases, consumable parts, preventive maintenance, chamber cleans, spare modules, software and data integration, operator training, service contracts and lost capacity during downtime. For CMP, slurry and pad consumption are central; for deposition and etch, precursors, gases and chamber parts can dominate; for lithography, reticles, track support, uptime and service capability are critical; for metrology, sampling speed and measurement availability determine how much product can be released.
Compare alternatives using cost per qualified wafer or good die, not purchase price alone. A tool with a higher initial price may be economically preferable if it delivers better uptime, fewer defects, faster feedback or a wider process window. Conversely, a low-cost tool can become expensive if it requires excessive maintenance or causes rework downstream.
A practical decision framework
Start with the layer or module that constrains the product: critical lithography, a difficult high-aspect-ratio etch, a sensitive deposition, or a packaging and test requirement. Identify the measurable capability that limits yield, then select equipment and metrology as a linked pair. Validate facility interfaces and automation before comparing commercial terms. Finally, qualify the complete process sequence, because the value of any individual machine is realized only when it improves the integrated line.
